Sub-THz Wideband Massive Phase Arrays
A 2X2 RF beamformer at 140 GHz that integrates 4TX/RX elements with on-chip antennas and LO chain
in 2.1mmX2.1mm. The chip will be integrated on a package as a tile to build a scalable 2-D hybrid array.
A wideband design is adopted with ~20% fractional bandwidth. This work is taped-out in 28nm bulk
CMOS technology.
